DRAM 高k 介质的场域判据:软模轴×带隙轴的二维判据空间与掺杂钉扎定量化

DRAM电容介质在1z nm节点以下面临漏电×EOT缩放的硬约束(IMW 2020),产业30年以掺杂钉扎四方相稳定高k介质(ZrO₂/HfO₂基)为应对——但这一长期实践缺少统一的判据语言。本文用场域理论框架(材料=密度聚类场ρ=m·p;相变候选=失效线R'=1平衡区;剪切软模=相变活性签名)对DRAM高k介质给出可计算判据坐标。核心结果:①软模判据产业命中验证——高k介质家族6材料对照中,唯一具有反铁电(AFE)相变活性的ZrO₂恰好是唯一落软模区(C44=20.3 GPa≤阈值22.7)的Hf/Zr氧化物,其余产业稳定介质全部不软(正1/1负4/4);②二维判据空间——软模轴(相变活性/0K亚稳)×带隙轴(漏电墙),ZrO₂…
