通过对比试验优选出了合适钎料,并进行了后续钎焊试验.在钎焊温度800~900℃,保温时间为10 min的条件下,采用Ag-Cu-Ti钎料实现了DD3镍基高温合金与Ti3AlC2陶瓷的真空钎焊连接.利用扫描电镜、能谱仪、XRD等对接头的界面结构进行了分析.结果表明,接头的典型界面结构为DD3/AlNi/Al3(Ni,Cu)5+Al(Ni,Cu)+Agss/(Al,Ti)3(Ni,Cu)5/Al4Cu9+AlNi2Ti+Agss/TiAg/Ti3AlC2.接头的力学性能测试表明,在钎焊温度为850℃,保温时间为10 min的条件下,接头的最高抗剪强度可达135.9 MPa,断裂发生在靠近钎缝的Ti3AlC2陶瓷侧.降低和提高钎焊温度对…

The highly efficient Er,Yb:YAl3(BO3)4 laser emitting in the 1.5-1.6 μm spectral range was demonstrated. A maximal output power of 1.6 W in CW and 2.7 W in QCW regimes with slope efficiency up to 40 % was obtained at 1522 nm.

提出一种复合沟道氟离子(F-)增强型AlGaN/GaN HEMT(Hybrid-channel enhancement-mode AlGaN/GaN HEMT,HCE-HEMT)新结构。该结构引入高、低浓度F-复合沟道,其中高浓度F-注入区位于沟道靠近源漏两端以调制阈值电压,获得增强型器件;低浓度F-区位于沟道中部以调制肖特基栅电极的正向开启电压,增加器件承受的栅电压摆幅,但它对其下方二维电子气的耗尽作用很弱。同时,高浓度区只占栅长的40%,减轻高浓度F-对沟道的影响,提升器件的电流能力。利用Sentaurus软件仿真,结果显示,与传统F-增强型AlGaN/GaN HEMT相比,HCE-HEMT载流能力提高了40.3%,比导通电阻…
