半導体集積回路(LSI)の中にはSi酸化膜/Si基板構造が多く存在する.さらにLSIの微細化,高性能化を目的として,LSI製造工程では様々な金属が用いられ始めている.しかし,意図しない金属汚染はデバイスの信頼性に悪影響を与える.本研究では,SiO_2/Si界面構造モデルを用い,金属原子(Cr,Fe,Ni,Cu,W)の安定性と拡散挙動について第一原理計算により明らかにすることを目的としている,その結果,サイズの大きい金属原子は酸化膜内部に入りにくいことや,いずれの金属原子も界面近傍でトラップされることなどがわかった.また,Si窒化膜/Si基板構造の結果との比較も行い,金属挙動の膜種依存性についても議論した.
