采用浮区法生长了质量较好的Si:beta-Ga_2O_3单晶,直径约为8 mm,长度约为2 cm。进行了X射线粉末衍射和X射线荧光分析,结果表明所得Si:beta-Ga_2O_3单晶属于单斜晶系,而且Si确实进入了beta-Ga_2O_3格位中;在室温下测试了Si:beta-Ga_2O_3吸收光谱,吸收截止边约为255 nm,并分析了退火对吸收截止边的影响;测试了荧光发射谱,研究了不同激发波长对其紫外及紫色波段发光的影响。

Mesoporous VOx@carbon composites were synthesized via ultrasound-assistant impregnation method with mesoporous carbon C-FDU15 as the host. The composites with 32.26 wt% V2O5 loading yield the best capacitance (128 F/g) in 1 mol/L KNO3 electrolyte.
