在特定的薄膜工艺条件下制备了结构为铟锡氧化物(ITO)/聚3-己基噻吩(P3HT)/氧化钛(TiOx)/氧化钛纳米颗粒(TiOxnp)/铝(Al)的有机/无机异质结构太阳能电池。通过不同的TiOx前驱体制备了多种类型氧化钛层,并采用TiOx层掺杂研究其对器件性能的影响。实验结果表明:以有机物掺杂的TiOx为功能层的器件有较好的开路电压,但相应的短路电流较低。研究了器件低温退火及TiOx层厚度调控对器件性能的影响,从而确定了器件的优化条件。采用常温技术制备了TiOx前驱体溶液,简化了工艺流程。
