Semiconductor metamaterials consisting of n+-GaInAs/i-AlInAs heterostructures that support negative index modes in the mid-infrared are reported. We demonstrate negative refraction in these metamaterials for wavelengths from 9-15 μm over a wide range of incidence angles.
