Investigation into the Structural and Electrical Properties of a-SiCO:H as a Diffusion Barrier to Copper

Jaeyeong Heo、Hyeong Joon Kim2006-01-01Journal of The Electrochemical Society

In this study, we attempted to deposit low dielectric constant a-SiCO:H as a copper diffusion barrier by the plasma-enhanced chemical vapor deposition method using an organosilicon precursor, bis(trimethylsilylmethane) (BTMSM, C 7 H 20 Si 2 ). The dielectric constant of the a-SiCO:H films increased from 2.54 to 3.25 a…

Phase and chemical transformations in the SiO2-Fe2O3(Fe3O4) system at various oxygen partial pressures

Л. П. Мезенцева、В. Ф. Попова、V. I. Al’myashev 等 8 位作者2006-01-01Russian Journal of Inorganic Chemistry

The SiO 2 -Fe 2 O 3 (F 3 O 4 ) system has been studied in air, oxygen, and an inert atmosphere. The dissociation temperatures for iron oxides, the onset and full melting temperatures for coexisting phases, and the melt demixing temperatures have been determined as a function of the oxygen partial pressure. A scenario…
