イオン液体は常温で液体のイオン性化合物であり, 1数百mS/cm 程度の高い導電性を有し, 蒸気圧は極めて低いため, 近年注目されている溶媒材料である.本研究では炭素チップを用いたイオン液体イオン源を開発し, イオン液体 BMIM-PF_6 イオンビーム照射によるホウケイ酸ガラス基板の表面改質の可能性を検討した.その結果, 加速電圧±4 kV, 照射量1×10^15ions/cm^2にて, ガラス基板表面の算術平均粗さが低下することを見い出した.

超高耐圧SiCバイポーラデバイス実現には, 接合終端構造の設計が重要になる. 本研究では, 当グループが提案した空間変調型Junction Termination Extension (JTE)構造をデバイスシミュレーションにより設計し, 厚さ186 μm, ドーピング密度2〜3×1014 cm^-3であるn型SiCの耐圧維持層を用いて, 広い範囲のJTEドーズ量で超高耐圧(>17 kV)のSiC PiNダイオードを実現した. また, 熱酸化によるキャリア寿命向上プロセスにより, 耐圧維持層のキャリア寿命が1.07 μsから19.4 μsに増大し, 電流密度100 A/cm^2, 150℃において, 順方向オン電圧, オン抵抗がそ…

加速電圧V_aでフィールドエミッタアレイから引き出された電子ビームのもつ軸方向の空間電荷制限電流を数値計算により求めた.一次元のPoisson方程式を数値的に解き, 電子ビームの初期エネルギーが50eVと100eVの場合, 電極間隔が5mmと10mmの場合, コレクタ電極の電位が0Vから1000Vまでの範囲で, コレクタに到達する電流量を求めた.得られた結果をこれまでの実験結果と比較し, 空間電荷の影響について検証した.
