多晶硅“碳头料”清洗使用研究

通过自配的SORNID系列清洗液研究了其对多晶硅“碳头料”的清洗效果及清洗“碳头料”后对多晶铸锭的影响。采用红外探伤检测仪(IR探伤)、微波光电导衰减仪(μ-PCD)和傅立叶变换红外光谱仪(FTIR)进行了综合表征。研究表明:SORNID-3清洗液对“碳头料”清洗效果明显,使用120kg清洗后“碳头料”完全满足多晶铸锭的工业要求,所铸晶锭具有厘米级大晶粒,呈柱状晶粒结构;平均少子寿命能达到3.57gs,晶棒少子寿命分布呈倒U型,收益率能达到69.16%;硅片替位碳含量低于10ppm。
