从不同的视角回顾和研究了AlGaN/GaN HFET的二维电子气(2DEG)和电流崩塌问题。阐述了非掺杂的AlGaN/GaN异质结界面存在2DEG的原动力是极化效应,电子来源是AlGaN上的施主表面态。2DEG浓度与AlGaN/GaN界面导带不连续性、AlGaN层厚和Al组分有密切关系。揭示了AlGaN/GaN HFET的2DEG电荷涨落受控于表面、界面和缓冲层中的各种缺陷及外加应力,表面空穴陷阱形成的虚栅对输入信号有旁路和延迟作用,它们导致高频及微波状态下的电流崩塌。指出由于构成电流崩塌因素的复杂性,各种不同的抑制电流崩塌方法都存在不足,因此实现该器件大功率密度和高可靠性还有很长的路要走。

制备了Ho3+/Yb3+共掺的氧氟硅酸盐玻璃, 根据玻璃样品的差热分析(DTA)进行微晶化处理, 测试了Ho3+/Yb3+共掺微晶玻璃的X射线衍射(XRD)图谱、透射电镜(TEM)谱、吸收光谱和上转换发光光谱。根据Scherrer公式计算了CaF2微晶的平均晶粒尺寸,并与TEM谱进行比对; 利用晶体生长动力学理论研究了纳米CaF2晶粒的生长特性, 获得纳米CaF2晶体生长动力学方程; 研究了微晶玻璃中Ho3+离子的上转换发光特性; 分析了微晶玻璃上转换发光机制。研究结果表明氧氟硅酸盐微晶玻璃是一种良好的上转换基质材料。

计算了不同Al掺杂浓度下ZnO体系电子结构和光学属性。分析了掺杂对AZO(ZnO:Al)晶体结构、能带、态密度、光学性质的影响, 所有计算都是基于密度泛函理论框架下的第一原理平面波赝势方法。计算结果表明:Al掺杂ZnO在导带底引入了大量由掺杂原子贡献的导电载流子, 明显提高了体系的电导率, 费米能级进入导带。同时, 光学性质的计算表明光学带隙明显展宽, 且向低能方向漂移; AZO透明导电材料的光学透过率在可见光范围内高达85%, 紫外吸收限随着掺杂浓度的增加而发生蓝移。所有计算表明AZO材料可作为优良的透明导电薄膜材料。
